Chiplet Market to Reach $441.7 Billion by 2035

Published: Oct 2026

Chiplet market is projected to grow from $52.6 billion in 2025 to $441.7 billion by 2035, registering a 21.2% CAGR from 2026 to 2035. Growth is associated with the expansion of artificial intelligence (AI), high-performance computing (HPC), data-center infrastructure, heterogeneous integration, and advanced semiconductor packaging. Chiplets allow semiconductor manufacturers to divide complex system functions into multiple dies and integrate them within a single package, enabling different functions to be developed using optimized process technologies. This approach can support larger system designs while allowing compute, memory, I/O, analog, networking, and other functions to be integrated at the package level. A latest industry indicator supporting this ecosystem is the growth of advanced packaging equipment. According to SEMI, global semiconductor packaging and assembly equipment sales reached a record $6.0 billion in 2025, increasing 19.6% year-on-year, with another 9.2% growth expected in 2026. The organization has identified advanced packaging as an increasingly important part of semiconductor manufacturing as scaling shifts toward system-level integration. The increase in packaging equipment investment supports the manufacturing infrastructure required for multi-die and chiplet-based semiconductor architectures.

The development of open die-to-die interconnect standards is further supporting chiplet adoption by addressing interoperability between dies from different sources. The Universal Chiplet Interconnect Express (UCIe) Consortium defines an open specification for die-to-die interconnects within a package and is supported by semiconductor, foundry, packaging, cloud, and technology companies including AMD, Intel, NVIDIA, Samsung, TSMC, Qualcomm, ASE, Microsoft, and others. UCIe 3.0 supports data rates of up to 64 GT/s and introduces additional capabilities for high-speed chiplet communication, manageability, and power-efficient link operation. These developments are helping establish standardized interfaces for multi-chiplet systems and reducing dependence on proprietary die-to-die architectures.

GPU Chiplets Support Scaling of AI and High-Performance Computing Architectures

GPU chiplets represent an important segment of the chiplet market because AI and HPC accelerators require increasing compute density, memory capacity, and bandwidth while semiconductor designs become more difficult to implement as single monolithic dies. AMD's CDNA architecture uses chiplet-based integration to partition compute, memory, cache, and I/O functions across specialized dies. The latest AMD Instinct MI455X based on CDNA 5 incorporates eight CDNA 5 compute chiplets together with separate I/O and fabric/cache dies, demonstrating the use of chiplet architectures for large-scale AI acceleration. AMD states that the architecture uses high-density die-to-die interconnects and advanced packaging to combine compute resources with HBM4 memory and I/O functions within a single accelerator.

TSMC's advanced packaging technologies are also expanding the application of chiplets in AI and HPC processors. Its 3DFabric portfolio includes CoWoS, TSMC-SoIC, and InFO technologies for heterogeneous integration, while CoWoS can integrate multiple system-on-chip devices with high-bandwidth memory. TSMC reported that its 3nm SoIC chiplet-stacking technology entered volume production in 2025 for HPC products. The company is also scaling CoWoS interposer capacity and package dimensions to accommodate increasing numbers of compute dies and HBM stacks. These developments demonstrate how chiplets are increasingly being combined with advanced packaging technologies to construct larger and more heterogeneous computing systems.

CPU and ASIC Chiplets Enable Modular Semiconductor Design

CPU and ASIC chiplets are increasingly used to separate processor functions into independently designed and manufactured dies. The modular approach allows manufacturers to combine compute chiplets with I/O, cache, memory-interface, networking, accelerator, and other specialized dies within a common package. Intel's chiplet-based product and foundry strategy incorporates advanced packaging technologies and UCIe-based die-to-die interconnects, while its heterogeneous-integration portfolio includes chiplet architectures for processors and FPGAs. Intel describes chiplet-based designs as a way to combine different functional blocks and process technologies within larger system architectures.

The standardization of chiplet interfaces is particularly relevant for CPU and ASIC development because it enables modular system construction and provides greater flexibility in selecting process technologies for individual functions. UCIe specifications support interoperability across chiplet components and allow designers to construct system-on-chip or system-in-package solutions using multiple dies. The latest UCIe 3.0 specification supports 48 GT/s and 64 GT/s data rates and adds capabilities intended to improve bandwidth density, power efficiency, manageability, and scalability for multi-chiplet systems.
